Low Temperature Transient Liquid Phase (LTTLP) Bonding for Au/Cu and Cu/Cu Interconnections

چکیده
The Low Temperature Transient Liquid Phase Diffusion Bonding (L TTLP) process has been used to reduce the residual stresses and hence, improve the thermal fatigue performance of bonds between dissimilar electronic packaging materials. Aluminum oxide plated with either gold or copper has been bonded to copper heatsinks at temperatures less than 160°C using In-Sn eutectic solders. After two hours at the bonding temperature, Cu/In-Sn/Cu joints exhibit a remelt temperature in excess of 470° and provide static strengths up to four times greater than the original solder bonds. Au/In-Sn/Cu joints do not exhibit a high remelt temperature due to the formation of a stable Au-In-Sn phase which melts below 130°C Both types ofjoints exhibited acceptable thermal fatigue performance for the conditions which were studied,

Strength of joints produced by transient liquid phase bonding in the Cu–Sn system
The paper focuses on the strength and toughness of joints produced by transient liquid phase (TLP) bonding in the Cu–Sn system. It is motivated by potential applications of TLP bonding in attachment of high-temperature wide bandgap devices to ceramic substrates. Model test specimens suitable for mechanical testing are developed, utilizing substrates of oxide dispersion strengthened copper. Thre...
متن کاملSurface activated bonding of copper through silicon vias and gold stud bumps at room temperature
A comprehensive investigation of the surfaces of copper through silicon vias Cu-TSVs and gold stud bumps is presented. These vias and stud bumps were bonded at room temperature using a nanobonding and interconnection equipment. The influence of heating on the bonded interface was also studied. In order to achieve an intimate contact between the Au-stud bumps and Cu-TSVs, the stud bumps were fla...
متن کاملStructural and Optical Behavior of Cu Doped Au Nanoparticles Synthesized by Wet-Chemical Method
The nanoparticles of gold doped with various percentage of copper (Cu 10%, 25%, 75%) were synthesized by wet-chemical method at room temperature. Copper (II) sulfate and gold (III) chloride trihydride was taken as the metal precursor and ascorbic acid as a reducing agent and anhydride maleic as surfactant. The reaction is performed with high-speed stirring at room temperature under nitrogen atm...

متن کاملIn situ ultrasonic force signals during low-temperature thermosonic copper wire bonding
Ultrasonic in situ force signals from integrated piezo-resistive microsensors were used previously to describe the interfacial stick-slip motion as the most important mechanism in thermosonic Au wire ball bonding to Al pads. The same experimental method is applied here with a hard and a soft Cu wire type. The signals are compared with those obtained from ball bonds with standard Au wire. Prior ...
